الملخص
Ce travail de thèse comporte une étude expérimentale de l’effet NBTI dans les dispositifs MOS. La technique TPCV proposée nous a permis d’extraire et de suivre l’évolution de ΔVFB et d’étendre, en conséquence, le champ d’investigation du NBTI par l’exploitation des capacités MOS. L’étude NBTI menée sur les capacités pMOS a mis en évidence, la présence d’une zone de transition séparant le mécanisme responsable du phénomène NBTI de celui du claquage de l’oxyde. Le phénomène de rebroussement observé dans les NMOSFETs nous a permis de séparer la contribution des Nit des Nbt. De plus, L’étude cyclique (contrainte/relaxation) a indiqué que la dégradation semble progresser de l’interface (Si/SiO2) vers la zone près de l’interface (SiOx). Enfin, L’effet de LG sur la dégradation NBTI a mis en évidence que la dégradation n’est uniformément distribuée le long du canal

- In this work, we carried out an experimental study of NBTI degradation (Negative Bias Temperature Instability) on MOS(Metal-Oxide-Semiconductor) devices. First, NBTI in MOS capacitors has been investigated using a novel NBTI measurement method, named "Two-Point Capacitance-Voltage"(TPCV). The method permits an extended investigation of NBTI using MOS capacitors. Henceforth, the detailed study of the NBTI effect on pMOS capacitors revealed, through the evolution of the time exponent nas a function of the stress electric field, the presence of a transition zone separating the NBTI degradation from TDD Bbreakdown phenomenon. Moreover, data obtained by current voltage (I–V) and charge pumping (CP) techniques in NMOSFET have revealed a turn-around phenomenon in both threshold voltage shift (ΔVTH) and maximum CPcurrent shift (ΔICPMax). This allows us to separate the evolution of "interface traps" (permanent) and near interfacial oxide traps "border traps" (recoverable) as a function of the stress time. NBTI stress/relaxation cycle CPmeasurements on NMOSFET have shown a progressive creation of traps; starting from the interface traps to near interfacial traps. Finally, the channel length effect study on NBTI degradation examined and validated by the TCAD-SILVACO simulation for both PMOSFET and NMOSFET devices hasrevealed, through the evolution of ΔVTHP, ΔVTHNand ΔVCPn, that the degradation is not uniformly distributed along the transistor channel. Indeed, the study of the evolution of ΔVCPnin the NMOSFET has highlighted a dominance of interface and border traps in the LDD(Lightly Doped Region) region, on one hand and on the other,a dominance of an oxide charges trapped in the effective channel having a large detrapping time constant (fixed charge).
